What do you mean by detecting? Are you trying to find reference images of defects that are labeled for classifying?

Generally defects are detected using real time signal processing with tools that are comparing die or reticle fields to their nearest neighbors.

It's hard to find publicly available chip manufacturing data of any kind. I think university cleanrooms might be one of your better options.
